Abstract
High-speed detectors having a response on a time scale of tens of picoseconds together with good quantum efficiency are essential for the direct measurement of light pulses in applications such as ultrahigh-speed optical communications systems, fiber-optic systems characterization, picosecond photochemistry, and laser ranging. Meeting the conflicting requirements of high quantum efficiency and very fast response time requires careful design of device structures together with an appropriate selection of semiconductor material parameters.
