Abstract

Heterodyne detection is a simple means to measure accurately the frequency difference between laser lines. Recent progress in extremely broadband mixers like rnetal-insulator-mefal (MIM) point contact diodes has demonstrated the feasibility of this method up to 2.S THz by beating two dye laser lines and far-IR laser radiation.1 A considerable improvement compared to the stability and sensitivity of MIM diodes at similar broadband performance is achieved using Sehottky point contact diodes. Here a sharpened tungsten whisker is welded by a discharge technique to heavily doped ri+-GaAs bulk material thus giving stable highly nonlinear junctions of adjustable current-voltage behavior.
