Abstract
Recently a tunable cw mode-locked laser operation1 of synchronously pumped InGaAsP lasers was reported. Previously cw and pulsed laser operation2 was reported in LPE HgCdTe layers grown on CdTe and CdTeSe substrates optically pumped on the as-grown (111) faces with the laser cavity formed by the two cleaved (110) endfaces. In this paper, we report tunable cw mode-locked laser operation of HgCdTe with an external cavity. The gain region of the cavity is formed between the HgCdTe epilayer-CdTe substrate interface and the as-grown surface of the HgCdTe epileyer. The 4-8-μm thick LPE-grown HgCdTe layers were 1016/cm−3 p-type and were optically pumped by a mode-locked Nd: YAG laser. The HgCdTe laser emitted at 1.25 μm with a cw output power of 6 mW and a 7 % conversion efficiency. A peak output power of 50 W was observed using a chopped pump beam.
