Characteristics and reliability of low threshold DCPBH lasers for high-bit-rate systems

Abstract

Semiconductor lasers based on InGaAs/lnP material systems are extensively used as a source of optical fiber communication system between 1.3- and 1.60-jum wavelengths. We have demonstrated a manufacturing capability for packaged DCPBH (1.3-ftm) lasers with threshold current of 20 mA; Fig. 1 shows the DCPBH structure.
