Abstract

All-optical switches using semiconductors show promise for future optical communication systems and optical signal processing because of their potentially fast response1 and monolithic integration. Optical switches using semiconductor laser amplifiers (SLAs) have attracted considerable interest due to their relatively low switching energy and the possibility of fast switching with signal gain. However, present SLA switches, the Fabry-Perot and traveling wave (TW) types, operate in the nanosecond ranges.2,3 because their recovery times are determined by the spontaneous carrier lifetime which is ~1 ns. We demonstrate an all-optical picosecond TW SLA gate using two kinds of optical pulse, one of which is for carrier generation and the other for carrier recombination.
