Abstract
High power AlGaAs / GaAs lasers are key devices as light sources for optical disk recording systems, pumping solid state lasers, and optical intersatellite links. In addition, high power lasers for optical disk systems need low noise characteristics. Quantum well (QW) lasers have several characteristics superior to those of conventional double heterostructure (DH) lasers. Low threshold current density, high power, and low optical feedback noise have been possible with QW lasers.1-3 In this work, 290- mW maximum output power and 70-mW stable cw operation at 50°C have been achieved by reducing optical confinement in the QW layer. Low threshold current and low noise are realized by introducing the double quantum well (DQW) structure and optimizing the cavity length.
