Fast flip-flop operation of bistable laser diodes

Abstract

Bistable laser diodes with saturable absorbers1-4 are useful optical bistable devices because of their optical gain and large on / off ratio. We report a fast flip-flop operation at 2.5-Gbit/s repetition frequency by making carrier density changes at reset and set operations small.
