Abstract
Efficient ultrashort pulse generation schemes in diode laser systems are of current interest for applications in high data rate optical communication. Active Q-switching is one of the approaches that produces short pulses with a low threshold input current. Q-switching of diode lasers has been implemented using electroabsorption modulation in both heterostructure1 and quantum well2 lasers. Modulation rates ranging from 3 to 10 GHz and with threshold currents as low as 14 mA were demonstrated.
