Characterization of GaAs/AlGaAs graded-index separate confinement heterostructure lasers by Raman scattering

Abstract

We have used Raman spectroscopy to characterize GaAs/AlGaAs graded-index separate confinement heterostructure (GRIN SCH) lasers. By using a forward scattering geometry in which the laser waveguide is end-fired and the light emerging from the opposite end facet is collected and spectrally analyzed, the probe is confined by the waveguide and thus interacts with the entire laser cavity. This allows the observation of lattice vibrations in a single 100-Å quantum well active region as well as inhomogeneously broadened phonons in the graded-index layers. As a result, we have shown that it is possible to measure the Al composition of the quantum well and GRIN layers. The mode overlap with the graded-index region gives rise to scattering from inhomogeneously broadened LO and TO phonons, allowing a measure of the optical mode profile in complex heterostructures.
