1.5-μm compressive-strained multiple quantum-well waveguide detectors for coherent polarization-diversified receivers

Abstract

In coherent lightwave communication systems, the polarization states between the local oscillator and the signal must be matched at the photodetector to maximize the beat signal. From the monolithic integration point of view, the polarization-diversified receiver is more desirable because the polarization controller is hard to integrate with the local oscillator laser and the photodetectors on InP substrate. However, the conventional design1 uses polarization-insensitive photodetectors and two polarization splitters, which are also difficult to implement monolithically on InP substrate. In this work, we have observed that waveguides with a single compressive-strained quantum well in the middle have highly anisotropic optical absorption properties between transverse electric (TE) and transverse magnetic (TM) polarized light in the 1.5-μm wavelength region, similar to the previous report in the 0.8-μm wavelength region.2 We have used this fact to fabricate 1.5-μm polarized waveguide detectors (PWDs) and measure its polarization characteristics. Moreover, a new polarization-diversified receiver more suitable for monolithic integration is proposed by the use of TE-polarized waveguide detectors instead of polarization splitters.
