Optical studies of resonant tunneling in thin-barrier MQW modulators

Abstract

In an effort to decrease saturation, 1switching time,2 and optical bistability threshold,2-4 our present self electro-optic effect devices (SEEDs) utilize a thin-barrier MQW design containing 35-Å thick Al0-3Ga0-7As barrier with 100-Å thick GaAs QWs.
