Abstract
Monolithic two-dimensional (2-D) surface-emitting laser (SEL) arrays have attracted great interest for their potential optoelectronic and high power uses. Recently, 15-W (pulsed) of output power has been demonstrated from a 2-D SEL array using 45° reflectors.1 However, cw operations of monolithic SEL arrays have been limited to low to moderate powers. We demonstrate 2-D SEL arrays, consisting of >1500 elements, utilizing an in-plane gain cavity with ion milled 90° and 45° facets capable of 50 W cw, to our knowledge the highest cw power from any surface-emitting array.
