High-speed Si plasmonic photodetector based on internal photoemission and two-photon absorption

Abstract

A Si-Al plasmonic waveguide enables detection of 1550-nm light by internal photoemission and two-photon absorption. We achieve a differential responsivity of 25 mA/W including 6-dB photonic-plasmonic coupling loss and eye openings with over 40-Gbit/s signals.
