Abstract

High-quality-factor (Q ∼ 3.6×105) AlGaAs microdisks containing InAs/InGaAs dots-in-a-well demonstrated. Free-space photoluminescence reveals room-temperature pulsed lasing with thresholds < 17 µW, and measurements using an optical fiber taper to pump and collect light from the cavity are presented.
