Abstract

We report nonvolatile electrically reconfigurable silicon photonic switches using phase-change materials by in-situ silicon PIN heaters. High speed (~10 kHz), high extinction ratio (~5 dB), near-zero extra loss, and high cyclability (>100) are demonstrated.
