Low dissipation quantum cascade lasers progresses

Abstract

Low consumption 1st-order distributed-feedback single-mode quantum-cascade lasers with tens of milliwatts of output powers are presented with a maximum electrical dissipation below 1.5W, threshold currents of 30 to 50mA and maximum wall-plug efficiency of 6%.
