Aging of the light-current characteristics of proton-bombarded AlGaAs lasers operated at 30°C in pulsed conditions

Abstract

Several researchers have shown that the mean lifetimes of AlGaAs lasers, operated under cw conditions, exceeds 105 h.1 For such lasers to operate satisfactorily as optical sources for digital communications, more demanding criteria than a slow aging of cw output power and lasing threshold must be satisfied. Here we report the results of a study of the pulsed aging, at 30°C, of stripe-geometry, double-heterostructure AlxGa1−xAs/AlyGa1−yAs lasers, with proton-bombarded stripes.2
