A Fully-integrated Multi-λ Hybrid DML Transmitter

Abstract

A multi-wavelength, hybrid directly-modulated laser (DML) transmitter with integrated thermal shunt, MOS capacitor and CMOS driver circuit is fabricated. 14 Gb/s operation from conventional direct current modulation and a novel MOS-type laser modulation are demonstrated.
