Reliability Failure Modes of an Integrated Ge Photodiode for Si Photonics

Abstract

Major failure modes of Germanium photodiodes are proposed with a model. These are: catastrophic breakdown driven by thermal runaway due to localized self-heating and electrical defect generation/activation driven by electric field with photocurrent localization effect.
